Update 1: AMD Ryzen™ 7 De-lidding: Are the New CPUs Soldered Together?

Professional overclocker Roman der8auer Hartung has already taken a look under the hood of Ryzen™ CPUs after the following question occurred to him, which Thermal Interface Material (TIM) has AMD decided to use? To find out, he promptly de-lidded a processor, that is to say he removed the heat-spreader using the edge of a razor and a heating plate. Thus far we can confirm one thing: Contrary to the competition AMD has luckily not decided to skimp on the thermal paste in its range of consumer-level processors, instead they settled on indium solder to connect the CPU die with the heat-spreader.

Choosing a relatively expensive manufacturing process in this way has resulted in a fundamental improvement in heat transfer and in future experiments der8auer intends to investigate just how liquid metal thermal paste compares with the direct-die cooling in terms of temperatures and overclocking potential in the Ryzen 7™ 1800X.
